In
this paper we have presented characteristics of MBE ZnCdSe/ZnSe superlattice
structures (SLSs). The e-beam pumped VCSELs on the basis of the structures
operating at room temperature in a blue-green range were fabricated. The
Stokes shift and appearance of new lines in CL and phototransmission spectra
with increasing SLSs thickness have been observed. Nevertheless, the best
SL structures had a small enough QW radiation line width (16 meV at 40
K). The single longitudinal mode lasing with the peak output power
to be 2.2 W at 493 nm has been observed. The cut facet laser wavelength
was found to be greater than the laser wavelength of the VCSEL by 40 meV.
The possibilities of a low threshold current operation of the LCRT based
on the MBE grown SLS was demonstrated in this work.
